That would have to be the New Who Cybers. None of villains ever scared me to be honest, even as child. (I was incredulous when I heard about that "watching behind the sofa" thing.) But the modern Cybermen kind of give me the creeps. I think that has more to do with the factories than anything else. All those blades they love to show are just D:
